界面散射(interfacescattering)界面散射(interfacescattering)半导体载流子沿表面层运动的表面迁移率总低于体内迁移率,这种由于沿表面层运动的载流子受到的不同于体内的附加散射,就称之为表面散射或界面散射。界面散射机制比较复杂。例如表面粗糙度散射,是由于表面粗糙不平整引起的散射过程,这时表面不是一个平面而是像一个被弯曲了的薄片,因此当电子沿表面运动时将受到干扰,使迁移率降低。这种散射作用对薄的表面空间电荷层较明显,例如强反型层就属于这种情况。
